if you can find a nord lead 2 rack for under budget, i would highly suggest it.
i also hear nothing but great things about dave smith's evolver.

I have a Nord 2 rack,
JP 8000
DX7
+ a friend of mine's TB-303 here at the moment.
The Nord 2 & JP-8000 are both invaluable additions. Except the fat bass of the 303 has me hooked too now!
I have also messed with an SH-101 and all I can say is it's just friggin juicier than a booger...

I have a virus c series and an ms2000. They are both nice machines. I like the Evolver suggestions. It is probably the most interesting thing to come out at that price. You could also build a paia kit. Check out paia.com. Imagine that, you too can make a musicmaking machine without the code.
I'm still trying to figure out how to use the midi between my Machinedrum as a controller (which I'll never get rid of) and the rest of my gear with a usb in/out to Live.
<I'm in demo mode. I got no money. Maybe I'll sell one of my two synths soon. Anyone in or near S Korea?

What about the access virus synths, how are those?

Kind of hard to program, especially the cheaper rack versions, but really nice nasty sound (can be hard to get in a mix it's so phat).
Ok... 300 more than your price... but I was also going to recommend:
